Ultraviolet Heterojunction Nanowire Lasing at Room Temperature

We demonstrate, for the first time, room-temperature ultraviolet (UV) lasing from chemical vapor deposition-grown metal-semiconductor core-shell heterojunction nanowires with high crystallinity. Atomic-scale observations unravel that the naturally oxidized Bi/Bi2O3 core/shell structure allows for effective waveguide resonance and enhanced coupling efficiency into the cavity mode. Such a waveguide design is much simple and compact for the future UV source on silicon integrations.
